pirana清洁那步还是一样的,然后用Trichloro(1H,1H,2H,2H-perfluorooctyl)silane
。这东西挥发,所以不用拉膜。只要弄几个毫升放个表面皿里,然后和silicon wafer
放在一个密闭容器内,过一夜,你的wafer表面就会有一层含氟layer,和PTFE一样不粘
。对了,密闭容器里不要太干,需要痕量的水催化反应

最近在silicon wafer上通过ATRP长polymer,先要immobilize合成好的initiator(就是
Matyjaszewski文献中的11-(2-Bromo-2-methyl)
propionyloxyundecenyltrichlorosilane)。一般固定initiator大都在tolune里,我
做了也没问题(我加了TEA)。但现在因为特殊需要必须在极性溶剂如DMF中做,这样固
定initiator的效率大大下降了,长2天的效果都远不如tolune中的好。有没有什么办法
克服?比如有没有别的什么极性溶剂比较好?
另外,反应前silicon wafer表面我用UV/O3照30min,这一步是让表面产生SiO2,照射强
度应该够了吧。 |

我们实验室用的是headway research Inc的photoresist spinner。转速最高一般用
3500,它实际应该比3500大。厚度嘛,要看溶液的浓度和转速了。和wafer接触的那部
分是可以换的,有的可以转很大的wafer,有的只能转很小的。我们实验室就能转很小
的,大到8inch的。隔壁实验室只能转1×1cm2.他们的是可以换的那种,他们把可以换
的底座弄丢了。 |

话说半导体生产线上的feature size越来越小,随便掉上个灰尘,电路就完了。clean
room虽说本身不停地过滤,但干活的机器总得跑,有个碰撞,摩擦什么的,于是particle
就无处不在。wafer上有了particle, 旧式的方法是:洗!把wafer扔到大水池子里,通上
兆赫级的工业超声波,振啊振,希望particle能掉下来。这么一来,虽说particle有可能
掉下来,又说不定给沾上什么chemical乐。
偶老板说,笨,洗什么洗,看过星球大战罢?看我把particle给打下来。于是接了个活,
然后偶就是设计和操作激光炮的那个。
